Prinzipschema des Sputterprozesses

In einer evakuierten Probenkammer wird über ein Gas-Do­sierventil durch Einlassen von vorzugsweise Argongas ein Druck von ca. 0,05 mbar eingestellt. Anschliessend wird zwischen dem Objekttisch (Anode) und dem Sputter-Tar­get (Kathode) durch Anlegen von Hochspannung eine Glimmentladung gezündet. Die dabei zur Kathode hin be­schleunigten, positiv geladenen Argongas-Ionen schla­gen bei ihrem Aufprall auf das Sputter-Target aus diesem Metallatome heraus. Zwischen den freigewordenen Me­tallatomen und den in der Probenkammer zahlreich vor­handenen Gasmolekülen kommt es zu wiederholten Zu­sammenstössen und in der Folge zu einer starken Streu­ung der freien Metallatome. Es bildet sich eine diffuse "Metallatom-Wolke", aus der sich die Atome weitgehend gleichmässig auf allen Flächen der Umgebung, unter an­derem auch auf der zu beschichtenden Probenoberfläche, ablagern. Dabei bildet sich auch auf einer stark zerklüf­teten Präparatoberfläche eine homogene, dünne Metall­schicht mit einer für Rastermikroskop-Proben ausreichen­den elektrischen Leitfähigkeit. Diese ist neben dem Target­material vom Arbeitsabstand, dem Gasdruck, dem Glimm­strom und der Prozess-Dauer abhängig. In der Praxis wer­den die zu wählenden Parameter von der Temperaturbelastbarkeit des zu beschichtenden Präparates entschie­den. So wird z.B. bei temperaturempfindlichen Proben ein möglichst grosser Arbeitsabstand und ein niedrigerer Glimmstrom gewählt, dafür aber eine längere Sputterzeit in Kauf genommen.
